Abstract
The nature of binding of Ga and Zn impurities in Si is explored on the basis of a chemical pseudopotential. The charge distributions around the impurities are calculated self-consistently and the relation between atomic properties and the mechanism giving rise to shallow and deep levels is elucidated.
