Abstract
Arrays of Ge quantum dots in unstrained GaAs/ZnSe/Ge heterostructures were obtained by molecular-beam epitaxy for the first time. Their spatial parameters are examined by scanning tunneling microscopy, and their electronic structure is studied by Raman spectroscopy.
