Abstract

A new waveguide photomixer, using a dot-matrix array of uni-travelling-carrier photodiodes, has been fabricated for the purpose of generating short millimetre waves. A beat signal is produced from two 1.55 µm laser lines following back-illumination of an individual photodiode. Difference-frequency radiation at frequencies from 75 to 450 GHz has been successfully generated.
