Abstract

Electron trapping and interface state generation has been studied by Fowler-Nordheim tunnel injection of electrons from the Si inversion layer into the Si02 of MOSFETs. A generation of donor and acceptor type fast interface states and a reduction of the effective channel mobility has been observed. MOSFETs covered with a plasma deposited SiN-layer show that H2 causes a strong increase of these effects.
