Abstract

Gallium nitride (GaN) nano-ribbon rings were formed through a simple sublimation method. They were characterized by x-ray powder diffraction (XRD), field emission scanning electron microscopy (FE-SEM), selected area electron diffraction (SAED) and high-resolution transmission electron microscopy (HRTEM). FE-SEM images showed that the GaN rings had diameters of about 2~10 µm. XRD, SAED and HRTEM indicated that the rings were wurtzite GaN single crystals.
