Abstract

Abstract The direct use of GaAs substrates in epitaxy requires a high standard of surface quality. Low contamination levels are necessary and the inevitable oxide and carbon layers must be removable in the thermal oxide desorption step. A new approach is described using a passivating hydrocarbon coating as a shield against undesired adsorptions during storage and transfer.
