Abstract

Molecular beam epitaxy has been used to grow GaAs-AlGaAs quantum well structures with atomically sharp interfaces showing narrow intrinsic photoluminescence peaks of the e-hh and e-lh transitions. Modified MQW and GRINSCH lasers with threshold current densities of 400 A/cm 2 and T 0-values above 300 K have been manufactured.
