Abstract

Abstract For n-GaAs/aqueous electrolyte junctions, the surface oxide formation can be revealed by capacitance measurements. It is shown that photoholes are trapped in surface bonds before the transfer to solution. Both phenomenon give rise to a band edge shift with illumination which is minimized by ruthenium chemisorption.
