Abstract
VLSI circuits failure analysis demands a test environment with high automation degree. The purpose of this paper is to present an highly automated test sequence for waveform measurement and comparison by E-beam testing. This requires the combination of probe fine positioning and waveform processing techniques, which insures the optimized acquisition, automatic processing and comparison of the signals.
