Abstract
AbstractRutile CoxTi1–xO2–δ (100) films were heteroepitaxially grown on GaN (0001) and ZnO (0001) by pulsed laser deposition. Magneto‐optical Kerr effect measurements indicated that the CoxTi1–xO2–δ films grown at appropriate oxygen partial pressure show room‐temperature ferromagnetism both on GaN (0001) and ZnO (0001) substrate. XRD and cross‐sectional TEM measurements confirmed solid solution of Co in rutile TiO2 matrix without any precipitates and secondary phases. High‐resolution TEM observation of the CoxTi1–xO2–δ/GaN interface revealed atomically smooth interface without intermixing, which promises the application of CoxTi1–xO2–δ in opto‐spintronics devices as a spin injector.
