Abstract

High yields of partially corrugated waveguide laser diodes (PC-LDs) with single longitudinal mode stability as well as high optical reflection resistivity have been theoretically predicted and experimentally demonstrated. The yield of PC-LDs with single longitudinal mode oscillation has been improved to 65% compared with the 40% for conventional distributed-feedback (DFB) LDs. Modulation characteristics were evaluated at 622 Mb/s under external optical feedback in the temperature range of -40/spl deg/C to 85/spl deg/C. Power penalties under optical feedback of -8.5 dB were less than 1.0-dB throughout the temperature range.
