Abstract

Measurements of optical gain in ZnO have been performed as a function of excitation intensity and temperature. The results are interpreted in terms of formation of an electron-hole liquid at temperatures below 70K. The liquid has a binding energy of 22 meV and a low temperature density of 0.98 × 10 18cm -3.
