Abstract

Based on the effective-mass approximation, exciton states confinedin wurtzite InxGa1−xN/GaN strained coupled quantum dots(QDs) are investigated, in which the strong built-in electricfield effects due to the piezoelectricity and spontaneouspolarization are considered. We find that the barrier thicknessbetween the two QDs has a considerable influence on the excitonstates and the interband optical transitions. If the barrierthickness is increased, the exciton binding energy is decreased, theemission wavelength is increased, and the electron–holerecombination rate is obviously reduced. Our theoretical resultsare in qualitative agreement with the experimental measurements.
