Abstract
An analytic expression describing the escape behavior of a resonant-tunneling wave packet from a quantum well (QW) of a double-barrier heterostructure is presented with use of the transfer-matrix approach. For the asymptotic time dependence, the probability density of finding electrons inside the QW has the form of exponential decay. The escape time is directly related to the energy width of the resonant transmission peak. The calculated result is in agreement with the measured results reported in the literature.
