Abstract
Electronic properties of nanoscale multiple twin boundaries in indirect-gap AlGaAs epilayers were studied by cathodoluminescence (CL) spectroscopy in a transmission electron microscope. The twin boundaries emitted a monochromatic CL light polarized parallel to the boundaries. The intensity and the photon energy of the CL light were examined at different temperatures with different electron fluxes. The origin of the light emission was discussed in terms of the twinning superlattice model.
