Abstract

The electron trapping characteristics of Ge-implanted SiO 2 have been studied. The results indicate that every Ge-atom constitutes an electron trap with large capture cross section. This trap is only slightly affected by an anneal at 400°C in forming gas whereas it can be removed by an extended anneal in N 2 at 1000°C.
