Abstract

We have obtained an expression for the density correlation function of a two-dimensional electron gas (2D EG) confined in an ${\mathrm{Al}}_{\mathit{x}}$${\mathrm{Ga}}_{1\mathrm{\ensuremath{-}}\mathit{x}}$As/GaAs heterojunction, in which we assume the nonparabolicity of the band structure to be governed by a Kane-like dispersion relation. We have further demonstrated that the insertion of this correlation function in the momentum and energy balance equations derived by Lei and Ting for parabolic band structures can be justified on physical grounds, leading to an improved description of high-field transport in III-V compound heterojunctions.
