Abstract
In this work we have performed an analysis of the isolation quality on passivated semi-insulating GaAs samples by transmission electron microscopy (TEM), Fourier-transform infrared spectroscopy (FTIR) and electrical characterization techniques. The correlation between the results obtained by these techniques has allowed to determine the influence of the passivation parameters on the interfacial conditions, which determine different electrical behaviours.
