Abstract

The ground state of Group-V donors in Ge consists of a singlet and a triplet. The former lies lower in energy. Magnetic fields and uniaxial stresses destroy the equivalence of the four conduction band valleys except when they are applied along a [100] axis, and consequently lift completely or partially the degeneracy of the triplet. Therefore these fields are expected to have a considerable effect on the thermal phonon scattering by donors in Ge. Halbo calculated the effect of magnetic fields along a [100] in Sb- and As-doped Ge (1), and that of the [111] stresses was reported in Ref. 2. In this paper we calculate effects of magnetic fields along a [111] axis and of stresses along the [111] and [110] axes in Sb- and As-doped Ge.
