Abstract

A retarding field model is proposed to account for the characteristics of Q-switching and stimulated emission time delays in pulsed junction lasers. In addition, in diffused junctions, a spatial dependence of the carrier lifetime appears. The support of this model is that the time delay and Q-switching appear especially in diffused junction lasers. Es wird ein retardierendes Feldmodell für die Charakteristiken des Q-Switching und der Zeitverzögerung der stimulierten Emission in gepulsten Sperrschicht-Lasern vorgeschlagen. Zusätzlich tritt in Diffusionssperrschichten eine räumliche Abhängigkeit der Ladungsträgerlebensdauer auf. Der Vorteil dieses Modells ist, daß die Zeitverzögerung und das Q-Switching speziell in Diffusionssperrschichtlasern auftritt.
