Abstract
Double axis X-ray rocking curves from epitaxial layers of GaInAsP on InP have been recorded using synchrotron radiation at glancing incidence angle down to 1.1 degrees . For 0.2 and 0.3 mu m thick layers, excellent agreement is found over the whole range between experiment and simulations based on the Takagi-Taupin equations.
