Abstract
A procedure for determination of parameters of the Angelov model is proposed as applied to high-power GaAs MESFET transistors. A minimal set of parameters of the model allowing one to obtain good correspondence of calculated and experimental current-voltage characteristics for a series of high-power transitions of known companies are determined.
