Abstract

This paper presents the design of 335 GHz and 430 GHz doublers using hybrid integration technology. The whole circuits are built on a 50 $\mu$m-thick quartz substrate and the novel field-circuit method is applied to the design process that enables us to calculate the impact of the parastics. Actually, the passive circuit of the doubler are established in 3D electromagnetic field software, and the nonlinear part is analyzed by Harmonic balance algorithm. The measured output power of 335 GHz doubler is more than 1.5mW in 330 ~ 342 GHz and maximum output power is about 4.1mW. On the other hand, the output power of 430 GHz doubler is more than 0.1mW in 422 ~ 438 GHz, and the maximum output power is about 0.52mW at 432 GHz.
