Abstract

We performed cyclotron resonance experiments for ZnCdSe/ZnSe MQW above the LO phonon energy range using high magnetic fields up to 150 T. A very large break in the energy versus field curve was observed due to the resonant polaron effect, in comparison to a theoretical calculation (3D) based on the Wigner–Brillouin second-order perturbation theory. It was also found that the effective mass decreases significantly as the temperature is lowered below 100 K. The origin of this temperature dependence is not clear at present. Another remarkable feature is the well width dependence of the effective mass. The effective mass of the 30 Å sample is much larger than the 90 Å sample due to the confinement effect.
