Abstract

We theoretically study current self-oscillations andspatiotemporal current patterns in quantum-well negative effective mass(NEM) p+pp+ diodes by considering scatteringcontributions from impurity, acoustic phonons and optic phonons. It isindicated that both the applied bias and the doping concentrationstrongly influence the patterns and self-oscillating frequencies. TheNEM p+pp+ diode presented here may be used as anelectrically tunable terahertz source.
