Abstract

GaSb liquid-phase epitaxial layers were grown at extremely low temperature of 270°C and characterized by means of photoluminescence, Raman spectroscopy and double-crystal X-ray diffraction. The experimental results showed that the epilayers grown at 270°C had poor crystalline quality, while the concentration of residual acceptors decreased with lowering the temperature of growth.
