Abstract

The conduction-band nonparabolicity effects on the inter-subband absorption in quantum wires are investigated. The nonparabolicity is found to shift the absorption peak energy, broaden it, and reduce its amplitude. The effects are larger for In 0.53 Ga 0.47 As quantum wire structures than those for GaAs structures. The peak asymmetry is significant at 300 K.
