Abstract

We observed coherent power combination in three- and six-element oscillator arrays in the sub-terahertz range. The arrays contained coupled InGaAs/AlAs resonant tunneling diode oscillators with slot antennas, arranged collinearly on an InP wafer. In the spectra of the three-element array, a single peak attributed to mutual injection locking was observed at 293 GHz; the output power was 13 µW. The maximum output power of each element was around 2–3 µW because the oscillators had a low current density. Therefore, the output power exceeded the sum of the powers of each element, indicating coherent power combination.
