Abstract

A technique was developed to measure the energy distribution of the density of slow states. From the results we conclude that slow states, related to defects in the SiO 2, exchange their charge directly with the silicon valence band states or indirectly via fast VUV radiation- induced interface states above midgap. Tunnelling via fast interface states below midgap or via conduction band states was not observed.
