Abstract

1.3 µm InGaAsP/InP lasers were investigated by the measurement of currentinjection-induced acoustic (CIA) signals. The experimental results are explained by our theory, based on saturable absorption model due to inter-valence-band transitions. An unsaturated loss coefficient over 30 cm-1 in 1.3 µm InGaAsP/InP lasers is predicted with k.p perturabation theory, explicitly taking into account of the effect of anisotropy of effective masses of heavy hole and split-off valence bands. A characteristic temperature T0 of 86 K at room temperature is estimated by the present theory.
