Abstract

Chapter 4 covers various aspects of aqueous critical cleaning, photoresist removal, postetch cleaning, and oxide etching. The chemicals, concentrations, chemical reactions, process sequences, and equipment are discussed for metal contamination removal, organic removal, and particle removal. The rinsing and drying processes and equipment are covered. In particular, megasonics, mixed fluid jets, and surface tension gradient drying technology are discussed.
