Abstract
In this study, single crystalline β-Ga2O3 microstructures (wires, belts, and sheets) were simultaneously synthesized by catalyst-free thermal oxidation. Monoclinic phase of crystalline Ga2O3 microstructures with different morphologies (wires, belts, sheets) formed. The largest size of sheet-like structure was 450 μm in length and 206 μm in width. The PL spectrum of these microstructures exhibited the emission at a blue light band centered at 456 nm. The growth mechanism of β-Ga2O3 microstructures with different morphologies was discussed. These β-Ga2O3 microstructures might be meaningful in application of opto-electrical functional devices.
