Abstract

An experimental evaluation has been made of the contributions of thermal generation at the germanium/electrolyte solution interface and at contiguous surfaces of the electrode to the supply of minority carriers. Nontransitory saturation currents exhibiting photo and thermal responses characteristic of electron-limited kinetics were observed during cathodic polarization of p-Ge in 0·1 N and 1·0 N H2SO4, O2-saturated 0·1 N H2SO4 and 1·0 M H2SO4 and 1·0 M H2O2/0·1 N H2SO4. Results are compared with previously published, contradictory information concerning electron-limited cathodic currents in p-type Ge and GaAs.Evidence is presented for the deposition during cathodic charging of generation centres derived from trace impurities such as Cu2+ in the solution; in one experimental approach an n-Ge cathode was pulsed potentiostatically into the anodic limiting current range and the incremental saturation current measured. Additionally, the variation of the minority-carrier participation factor in the anodic dissolution reaction with solution composition and with crystallographic orientation were studied, the latter by means of hemispherical electrodes.
