Abstract

A simple analysis is given of the displacement current transient following an application of a depleting pulse to the gate of a metal-insulator-semiconductor capacitor. It is shown that a plot of the current vs reciprocal time may be used to obtain the surface state density near midgap, the majority-carrier capture cross section, and the bulk minority-carrier lifetime. Experimental results for a typical MOS capacitor are presented.
