Abstract

The static characteristics of n-channel enhancement mode MOS transistors have been studied in the temperature range 4.2–14 K. The “kink effect” observed previously at higher temperatures has been confirmed. In addition a more anomalous behaviour consisting of hysteresis and memory effects, which last several tens of seconds, has been observed.
