Abstract

Effective mass theory is used to calculate the in-plane valencesubbands of strained SiGe superlattice within the 6×6Luttinger model and under a correct boundary condition. The envelopewavefunctions are given analytically as a linear combination ofbulk wavefunctions. The boundary conditions imposed on the envelopefunctions yield a 24×24 matrix, and from the zeros of itsdeterminant the in-plane energy dispersion E is obtained as afunction of in-plane wavevector k|| . We discuss themixing among the heavy-hole, light-hole and spin-split-off statesat finite k|| and the dependence of thedispersion on the spin-split-off band and strain.
