Abstract

A new concept for increasing the effective depth of focus in a laser lithography system is proposed. The method uses several narrowed spectrum lines shifted over the whole spectrum generated by the laser. As a result several corresponding focal planes are created at different positions along the light axis. These supplementary planes result in enhancing the focus latitude of the lithography system.
