Abstract

A multi-wafers LPE technology has been developed in our laboratory by means of using a simple squeezing graphite boat, having a capability of growing 20 wafers with a big size of 2.3 X 2.3 cm(2) in one epitaxial run. This technique has successfully been used to produce high efficient AlxGa1-xAs/GaAs heterojunction solar cells with a total-area conversion efficiency of 18.78% (AMO, 0.72 cm(2), 25 degrees C) and 23.17% (AM1.5, 0.72 cm(2), 25 degrees C).
