Abstract

ZnS nanoparticles have been successfully absorbed on an α-Ga2O3 nanorod array/FTO structure via successive ionic layer adsorption and reaction processes. A fast-speed self-powered ZnS nanoparticles/α-Ga2O3 nanorod array/FTO UV photodetector based on a photoeletrochemical cell shows a peak responsivity of 12.9 mA/W at 310 nm (0 V vs. Ag/AgCl) with a cutoff wavelength of 350 nm. In comparation with the other self-powered ZnS-based UV photodetectors by different processes, our device (59 ms) is much faster than most of them. Interestingly, our device has good photoresponse for outdoor UV photoresponse, which opens up its potential applications in outdoor UV alarm.
