Abstract
In this work, we report on the design and validation of a broad-band and high-efficiency 220–325 GHz tripler using Schottky diodes. A four barriers Schottky diode is proposed. The diode has good endurance capacity to high-power. Micro-strip circuit is fabricated with a 55 μm-thick support frame and is mounted in a split waveguide block. The tripler delivers 0.32-1.9 mW across the band with an estimated efficiency of 1.6%-6.6%.
