Abstract

In this letter, we present a 275-GHz push–push voltage-controlled oscillator (VCO) employing the capacitance splitting feedback (CSF) technique. The proposed CSF technique improves the oscillation frequency as well as the oscillator's harmonic output power and DC-RF efficiency. The proposed VCO is fabricated in 40-nm CMOS technology. From the measurement, a high output power of −3.2 dBm is achieved at 273.6 GHz with a frequency tuning range of 2.47% and a DC-RF efficiency of 1.26%.
