Abstract

In this paper, we present a 220 GHz power amplifier in a 0.5 μm InP DHBT technology. This power amplifier utilizes six gain stages and four-way power combining. An adaptive impedance inner stage matching (AIISM) technique is proposed to extend the bandwidth. Besides, a co-simulating process is established by collaborating Keysight Advance Design System (ADS) and Ansys High Frequency Structure Simulator (HFSS) to improve the circuit simulation accuracy at terahertz frequencies. The result from the experiment shows that a peak small signal gain of 12.8 dB at 220 GHz. The peak output power of 9.8dBm was measured at 220 GHz and the associated large-signal gain is 7.6 dB. This amplifier occupies a 2.5 mm × 1.9 mm including pads.
