Abstract

We achieved 2.5-Gb/s-1200-km transmission in standard optical fiber using an electroabsorption modulator integrated with a distributed feedback laser diode having quarter-wavelength shifted corrugation and optimized coupling in the laser section. Several devices from on wafer showed high optical output power and stable single mode operation. These results showed that our electroabsorption-modulator-integrated distributed-feedback laser diodes with quarter-wavelength-shifted corrugation are cost effective and have very long-haul transmission capability.
