Abstract

Two-section, 1.55-/spl mu/m quantum-well DFB lasers, with a very high kappa of 300/cm, show self-pulsation at a record frequency of 80 GHz. An extremely wide, continuous, electrical frequency tuning range, from 12-64 GHz, is achieved. The present self-pulsation mechanism is assigned to a beating type oscillation. Locking of this effect to an optically injected modulated signal is verified. >
