Abstract

A 1000 V, 30 A high-breakdown-voltage power static induction transistor (SIT) has been developed. It has a unity gain frequency of 50 MHz and a drain power dissipation of 500 W. Using these power SITs with a half bridge circuit, a 1 MHz, 1 kW series resonance converter for driving an ultrasonic transducer has been realized that has an efficiency of 85%. >
