Abstract

The emissivity of a LED heterostructure with quantum wells of a combined profile obtained by composing several rectangular wells of different thicknesses and heights is considered. The lower well of the smallest thickness is emitting, and the other wells located above it increase the rate of capture of charge carriers from the barrier layers. The performed consideration of the energy spectrum in the wells and the calculation of the radiation intensity of combining a well composed of three wells show the possibility of a significant increase in the radiation intensity of a heterostructure with wells of a combined profile.
