Abstract
Well faceted, large, single crystals of α-GeTe were grown by the vertical, unseeded vapor growth technique. The growth rate was 2 mm/day. X-rays analysis and metallography of the crystal as well as mechano-chemical polished slices revealed good monocrystallinity and homogeneity. Ge crystallites separated out of the GeTe crystallizing material due to the noncongruent vaporization of GeTe.
