Abstract

The intervalence band absorption in p-type InP between wavelengths of 1.0 and 3.4 μm was measured at 297 K for hole concentrations from 3.1×1017 to 6.6×1018 cm−3. The absorption coefficient α was found to vary with hole concentration p as α=14(p/1018 cm−3)cm−1 at a wavelength of 1.3 μm and as α=20( p/1018 cm−3) cm−1 at a wavelength of 1.5 μm. For a temperature of 400 K, the absorption has a small increase.
