Abstract

Lattice mismatch stresses in heteroepitaxial (In,Al,Ga)N structures based on nonpolar and semipolar orientations of GaN can result in relaxation via dislocation glide as a result of shear stresses on inclined slip planes, with important consequences for optoelectronic device design.
