Abstract
The influence of ionized impurities on the electrons in an inversion layer is studied within the local density functional formalism. In this formalism the bound state associated with impurity is fourfold degenerate. Extended calculations using a spin or valley density functional formalism do not lift this degeneracy at least for N inv ⩾ 10 12 cm −2. Application of a uniaxial strain can populate the 0′ subband. Results on impurity scattering in this situation are presented.
